Abstract
作为抑制用PET膜、PEN膜或纸作为天线基材的RFID标签的天线的变形的方法之一,在将具有存储器的半导体芯片接合在天线上且通过该天线发送存储在该存储器中的信息的RFID标签的制造方法中,把具有金凸起的半导体芯片与天线进行位置对准,该天线用由铝或铝合金构成的金属箔粘接在含有聚萘二甲酸乙二醇酯或聚对苯二甲酸乙酯的基材上;之后,将半导体芯片按压在天线上,在该聚萘二甲酸乙二醇酯或该聚对苯二甲酸乙酯的玻璃化转变点以下的环境下施加超声波,以使该金凸起与上述金属箔接合。
Description
技术领域
本发明涉及将个体识别信息(ID信息)存储在存储器中的半导体芯片接合在天线上的RFID标签的制造方法。
背景技术
特开平2003-203946号公报中记载有现有的一种RFID标签的制造方法。
该文献记载的制造方法如下:首先在PET(聚对苯二甲酸乙酯)膜的单面隔着聚氨酯系树脂粘合剂叠置硬质铝,并在150℃、5公斤/平方厘米的条件下经过热层压而使其叠层粘接,以形成金属箔叠层材料。进而用该热塑性树脂粘合剂覆盖金属箔叠层材料的上方。然后,对具有金凸起的半导体裸片施加超声波,再加热到150℃以使该半导体裸片接合在用热塑性树脂粘合剂覆盖的金属箔叠层材料的金属箔上。
可是,上述文献所述的制造方法没有考虑放置半导体芯片时热对金属箔叠层材料的影响。
普通的PET的玻璃化转变点为60℃-80℃,温度若超过该玻璃化转变点就会变成橡胶那样的状态。
在上述文献1中,由于是在150℃的温度氛围中对粘接在PET膜上的金属箔和半导体芯片进行超声波键合,所以接合时PET膜成为橡胶那样的状态。
PET膜若成为像橡胶那样的状态,金属箔就会变形。变形严重时金属箔会剥离或短路,从而有可能使天线的频率特性产生了变动。
用PEN(聚萘二甲酸乙二醇酯(polyethylene naphthalate))膜或用纸作为基材时也会产生这个问题,只是温度和变形程度有区别。
发明内容
本发明的目的在于提供一种降低了耐热性低的天线的变形的RFID标签。
通常,进行超声波键合需要加热,但是本发明者们为了克服上述问题而研究了不需要特别加热、在常温下可以接合的金属箔材料和凸起材料。
本发明提供的RFID标签的制造方法的特征在于下列步骤:将由铝或铝合金构成的金属箔粘接在含有聚萘二甲酸乙二醇脂或聚对苯二甲酸乙酯的基材上;在所述金属箔的表面上形成具有所述天线所需的图形的树脂层; 通过利用所述树脂层作为形成所述天线的抗蚀剂进行的刻蚀,除去所述金属箔的从所述树脂层暴露出的区域;将具有金凸起的所述半导体芯片与由接合在所述基材上的所述金属箔构成的所述天线进行位置对准;将所述半导体芯片按压在所述天线上,通过施加超声波使所述金凸起与上述金属箔接合;其中,所述超声波在低于所述聚萘二甲酸乙二醇酯或所述聚对苯二甲酸乙醋的玻璃化转变点以下的环境下施加;和所述树脂层是在形成所述树脂层的步骤中,在所述金属箔的表面上被固化成所述天线所需图形的光固化性树脂。
通过本发明,对使用耐热性低的天线的RFID标签可以获得显著的效果。

具体实施方式
下面说明本发明制造RFID标签的优选实施方式。
实施例1
图1表示RFID标签的立体图。
该RFID标签1具有半导体芯片2、金属箔叠层体10、以及兼作保护层和抗蚀剂的树脂层11。
半导体芯片2大小为400μm见方,在功能面上具有4个半径为63μm的圆形金凸起、凸起之间的间距为300μm。
金属箔叠层体10是通过将形状被加工成能够发送和接收2.45GHz频率的电波的金属箔(铝箔)12粘接在成为该金属箔的基材的PET膜13(拉伸聚对苯二甲酸乙酯而形成的膜)上而形成的。另外,金属箔12的形状是在长方形中设置L形的间隙部分的结构。
图4示出了该接合状况,金凸起与金属箔电连接,树脂层11包围在半导体芯片的金凸起的周围。
图2和图3示出了该RFID标签的制造流程。
图1的RFID标签通过依次进行(A)金属箔叠层体的制造工序、(B)树脂层形成工序、(C)天线图形形成工序、(D)超声波安装工序、(E)插入物切片工序而制造。
(A)金属箔叠层体的制造工序
首先,准备20μm厚的铝箔12和作为基材的25μm厚的PET膜13。
在PET膜13的单面(图中为上表面)隔着粘合剂设置20μm厚的铝箔12,通过在150℃、5kg/cm2压力的条件下进行热层压而形成金属箔接合在PET膜上的叠层体、即金属箔叠层体10。
(B)树脂层形成工序
通过凹版印刷,在由工序(A)加工出的金属箔叠层材料10的铝箔12的表面上形成加工成所需天线图形形状的4-6μm左右的树脂11。该树脂层11使用在下一道工序中通过刻蚀而形成铝箔12时起抗蚀剂作用的材料。
该树脂层11不仅可以通过凹版印刷来形成,也可以使用以下所谓的普通光刻技术:在金属箔叠层材料10的铝箔12的表面不进行图形加工,而是涂敷光固化性树脂,利用掩模使光固化性树脂固化成特定的图形,之后去除特定图形以外的部分。该涂敷厚度根据设置的芯片上的凸起尺寸以及形状进行调整。
另外,虽然本实施例中没有采用,但可以在PET膜13上设置导孔以将树脂层11的天线图形夹在中间,或预先设置导孔而将树脂层11的图形形成在它们之间,这样就可以进行卷到卷(reel to reel)的生产。另外,在该工序中设置导孔时,优选在PET膜13上以将树脂层11的图形夹在中间的方式形成与天线图形相互独立的两排树脂层11,并用冲头从树脂层11那一侧冲切金属箔叠层体10。这是因为树脂层11起冲头刀刃的润滑剂的作用。
(C)天线图形形成工序
接着,利用刻蚀处理去除从树脂层11的天线图形的抗蚀剂中露出的那部分铝箔区域。通过该刻蚀形成天线。该刻蚀是通过将从抗蚀剂图形7中露出部分的铝箔区域置于例如作为腐蚀液的NaOH(120g/l)、50℃的环境下而进行的。
(D)超声波安装工序
对于把金属箔12的天线图形形成在成为基材的PET膜13上的金属箔叠层体10与树脂层11的叠层,进行半导体芯片2的预定设置位置的对准。
在本实施例中,以使形成在金属箔12与树脂层11中的L状的间隙部分14的角处于半导体芯片2的中心的方式进行设置。即形成由4个金凸起3将间隙部分14夹在中间的结构。该设置在斜方向设置信号用凸起时,通过在两边被间隙部分包围的金凸起3的接合区域设置一个信号用凸起,使得另一个信号用凸起即使有些偏移也能确保电连接,因此可以提高定位的自由度。
接着,施加压力,将金凸起3压在树脂层11上,并用500μm见方的角状物4顶在半导体芯片2的上面、对没有设置金凸起的面施加超声波5。
通过该超声波的振动,金凸起3穿透树脂层11而与铝箔12接触并接合。此时的温度设定在比PET膜13的玻璃化转变点低的温度即室温下进行。另外,在0.2kg/mm2的负荷压力下施加几秒钟的振动频率为63.5KHz、输出功率为2W的超声波。
另外,虽然在本实施例中是在室温下施加超声波的,但只要是在玻璃化转变点以下,加热也可以。
(E)插入物切片工序
接着,使尺寸与树脂层11和金属箔12的图形即天线图形大致相同、下部为锋利的刀刃的金属框20从树脂层11的上方下降,从而形成一片一片的设置了半导体芯片2的RFID标签(插入物)。
另外,在上述实施例中,作为构成叠层材料1的树脂基材而使用了PET膜13,但也可以取代PET膜13而使用PEN膜(拉伸聚萘二甲酸乙二醇酯形成的膜)或它们的混合膜(将PET和PEN的混合材料拉伸而成的膜)。此时,由于普通的聚萘二甲酸乙二醇酯的玻璃化转变点在100℃-120℃左右,所以温度应低于此温度。
如上所述,在本实施例中,在含有PET膜、PEN膜或纸的材料的基材(包括基材由多层构成时存在于某一层的情况)上形成有铝系(铝或铝合金)金属箔的天线时,由于在基材的玻璃化转变点等变形温度以下的温度和所需的加压条件下将半导体芯片设置在该铝系金属箔上,没有采用现有的在加热加压的条件下进行的超声波键合技术,所以能够抑制天线变形。
实施例2
图5和图6表示另一实施例。
在实施例1的工序(C)中,留下了天线图形的树脂层11,但在本实施例中如图5和图6所示,去除树脂层11。去除的方法利用通常在光刻工序中使用的方法进行。通过该方法可以制造出只是没有了图1的树脂层11的结构。
因此,实施例1的制造工序(C)-(E)变为(C′)-(E′)那样。
(C′)天线图形形成工序
利用刻蚀处理去除从树脂层11的天线图形的抗蚀剂中露出的那部分铝箔区域。通过该刻蚀处理形成天线。该刻蚀是通过将从抗蚀剂图形7露出部分的铝箔区域暴露在例如作为腐蚀液的NaOH(120g/l)、50℃的环境下而进行的。
之后,利用抗蚀剂去除剂去除起到过抗蚀剂作用的树脂层11的图形。
(D′)超声波安装工序
对于把金属箔12的天线图形形成在成为基材的PET膜13上的金属箔叠层体10,进行半导体芯片2的预定设置位置的对准。
在本实施例中,以使形成在金属箔12上的L状的间隙部分14的角部处于半导体芯片2的中心的方式设置。即形成4个金凸起3将间隙部分14夹在中间的结构。在斜对着的方向设置信号用凸起时,上述设置方式通过在两边被间隙部分包围的那个金凸起3的接合区域设置一个信号用凸起,使得另一个信号用凸起即使有些偏移也能确保电连接,因此可以提高定位的自由度。
接着,施加压力,将金凸起3压在金属箔12上,并用500μm见方的角状物顶在半导体芯片2的上面,对没有设置金凸起的面施加超声波5。
通过该超声波的振动,金凸起3穿透树脂层11而与铝箔12接触并接合。此时的温度设定在比PET膜13的玻璃化转变点低的温度即室温下进行。另外,在0.2kg/mm2的负荷压力下施加几秒左右的振动频率为63.5KHz、输出功率为2W的超声波。
另外,虽然在本实施例中是在室温下施加超声波的,但只要是在玻璃化转变点以下,加热也可以。
(E′)插入物切片工序
接着,使尺寸与金属箔12的图形即天线图形大致相同、下部为锋利刀刃的金属框20从金属箔12的上方下降,从而形成一片一片的设置了半导体芯片2的RFID标签。
图6是半导体芯片设置部分的RFID标签的放大图。
由于在图2的工序(C)中去除了树脂层,所以半导体芯片2与金属箔12之间有空隙。在接合可靠性的要求高时,可以在该空隙中充填树脂。
实施例3
在实施例1和2中使用了PET(聚对苯二甲酸乙酯)和PEN(聚萘二甲酸乙二醇酯),而在本实施例中使用纸。
除了将实施例1和2的PET膜13换成纸以外其它完全相同。
可是,由于对于纸来说不存在玻璃化转变点,所以采取不产生变形或燃烧的温度。因此,考虑不需要特殊的加热装置,优选室温。
实施例4
图1表示RFID标签的立体图。
该RFID标签1具有半导体芯片2、金属箔叠层体10,以及兼作保护层和抗蚀剂的树脂层11。
半导体芯片2大小为400μm见方,在功能面上具有4个直径为60μm左右的圆形金属凸起、凸起之间的间距为300μm。
金属箔叠层体10是通过将被加工成能够发送和接收2.45GHz等的微波频带或800MHz-950MHz等UHF频带或这两个频率的电波的形状的金属箔(铝箔)12粘接在成为该金属箔的基材的PET膜13(拉伸聚对苯二甲酸乙酯而形成的膜)上而形成的。另外,金属箔12的形状是在长方形中设置L字形的间隙部分的结构。
图4示出了该接合状况,金凸起3与金属箔12电连接、树脂层11包围在半导体芯片的金凸起的周围。
图2和图3示出了该RFID标签的制造流程。
图1的RFID标签通过依次进行(A)金属箔叠层体的制造工序、(B)树脂层形成工序、(C)天线图形形成工序、(D)超声波安装工序、(E)插入物切片工序而制造。
(A)金属箔叠层体的制造工序
首先,准备20μm厚的铝箔12与作为基材的25μm厚的PET膜13。
在PET膜13的单面(图中为上表面)隔着粘合剂设置20μm厚的铝箔12,通过在150℃、1kg/cm的线压力的条件下进行热层压而形成金属箔接合在PET膜上的叠层体,即金属箔叠层体10。
(B)树脂层形成工序
通过凹版印刷,在由工序(A)加工出的金属箔叠层材料10的铝箔12的表面上形成加工成所需天线图形形状的0.5-3μm左右的树脂11。该树脂层11使用在下一道工序中通过刻蚀而形成铝箔12时起抗蚀剂作用的材料。
该树脂层11不仅可以通过凹版印刷来形成,也可以使用以下所谓的普通光刻技术:在金属箔叠层材料10的铝箔12的表面不进行图形加工,而是涂敷光固化性树脂,利用掩模使光固化性树脂固化成特定的图形,之后去除特定图形以外的部分。上述光固化性树脂的涂敷厚度根据设置芯片的凸起的尺寸以及形状来进行调整。
另外,虽然本实施例中没有采用,但可以在PET膜13上以将树脂层11的天线图形夹在中间的方式设置导孔、或预先设置导孔而将树脂层11的图形形成在它们之间,这样就可以进行卷到卷的生产。
另外,在该工序中设置导孔时,优选在PET膜13上形成与天线图形相互独立的两排树脂层11,将树脂层11的天线图形夹在中间,并用冲头从树脂层11的那一侧冲切金属箔叠层体10。这是因为树脂层11起到冲头刀刃的润滑剂的作用。
(C)天线图形形成工序
接着,利用刻蚀处理去除从树脂层11的天线图形的抗蚀剂露出的那部分铝箔区域。通过该刻蚀形成天线。该刻蚀是通过将从抗蚀剂图形7露出的那部分铝箔区域暴露于例如作为腐蚀液的盐酸或氯化亚铁溶液中,在50℃的环境下进行的。
(D)超声波安装工序
对于把金属箔12的天线图形形成在成为基材的PET膜13上的金属箔叠层体10与树脂层11的叠层,进行半导体芯片2的预定设置位置的对准。
在本实施例中,以使形成在金属箔12与树脂层11中的L形的间隙部分14的拐角处于半导体芯片2的中心的方式设置。即形成由4个金凸起3将间隙部分14夹在中间的结构。在斜对着的方向设置信号用凸起时,上述设置方式通过在两边被间隙部分包围的那个金凸起3的接合区域设置一个信号用凸起,使得另一个信号用凸起即使有些偏移也能确保电连接,因此可以提高定位的自由度。
接着,施加压力,将金凸起3压在树脂层11上,并用500μm见方的角状物4顶在半导体芯片2的非功能面上,对没有设置金凸起的面施加超声波5。
通过该超声波的振动,金凸起3穿透树脂层11而与铝箔12接触并接合。此时的温度设定在比PET膜13的玻璃化转变点低的温度(即室温)下进行。另外,在0.2kg的负荷压力下施加0.5秒左右的振动频率为63.5kHz、输出功率为1.2W的超声波。
虽然在本实施例中是在室温施加超声波的,但只要是在玻璃化转变点以下,加热也可以。
另外,为了达到所需的强度,可以在半导体芯片2的周围注入或涂敷热固化性树脂,加热使之固化。
(E)插入物切片工序
接着,使尺寸与树脂层11和金属箔12的图形(即天线图形)大致相同、下部是锋利的刀刃的金属框20从树脂层11的上方下降,从而形成一片一片的放置了半导体芯片2的RFID标签(至少由RFID芯片与天线构成的结构体)。
另外,在上述实施例中,作为构成叠层材料1的树脂基材使用了PET膜13,但也可以取代PET膜13而使用PEN膜(拉伸聚萘二甲酸乙二醇酯而形成的膜)。此时,由于普通的聚萘二甲酸乙二醇酯的玻璃化转变点在100℃-120℃左右,所以温度应低于此温度。
如上所述,在本实施例中,在含有PET膜、PEN膜或纸的材料的基材(包括基材由多层构成时存在于某一层的情况)上形成有铝系(铝或铝合金)金属箔的天线时,由于在基材的玻璃化转变点等变形温度以下的温度和所需的加压条件下将半导体芯片设置在该铝系金属箔上,没有采用现有的在加热加压的条件下进行的超声波键合技术,所以能够抑制天线变形,从而获得稳定的接合。
实施例5
图5和图6示出了另一实施例。
在实施例4的工序(C)中,是留着天线图形的树脂层11的,但在本实施例中如图5和图6所示,要去除树脂层11。去除的方法是利用通过浸渍在抗蚀剂去除溶液中而使树脂层11从天线图形中脱落的方法。通过该方法可以制造出只是没有了图1的树脂层11的结构。
因此,实施例4的制造工序(C)-(E)变为(C′)-(E′)那样。
(C′)天线图形形成工序
利用刻蚀处理去除从树脂层11的天线图形的抗蚀剂露出的那部分铝箔区域。通过该刻蚀处理形成天线。该刻蚀是通过将从抗蚀剂图形7露出的那部分铝箔区域置于例如作为腐蚀液的盐酸或氯化亚铁溶液中,在50℃的环境下进行的。
之后,利用抗蚀剂去除剂去除起过抗蚀剂作用的树脂层11的图形。
(D′)超声波安装工序
对于金属箔12的天线图形形成在成为基材的PET膜13上的金属箔叠层体10,进行半导体芯片2与预定设置位置的对准。
在本实施例中,以使形成在金属箔12上的L状的间隙部分14的拐角处于半导体芯片2的中心的方式设置。即形成由4个金凸起3将间隙部分14夹在中间的结构。在斜着的方向上设置信号用凸起时,上述设置方式通过在两边被间隙部分包围的那个金凸起3的接合区域设置一个信号用凸起,使得另一个信号用凸起即使有些偏移也能确保电连接,因此可以提高定位的自由度。
接着,施加压力,将金凸起3压在金属箔12上,并用500μm见方的角状物4顶在半导体芯片2的上面、对没有设置金凸起的面施加超声波5。
通过该超声波的振动,金凸起4穿透树脂层11而与铝箔12接触并接合。此时的温度设定为比PET膜13的玻璃化转变点低的温度(即室温)。另外,在0.2kg的负荷压力下施加0.5秒左右的振动频率为63.5KHz、输出功率为1W的超声波。
另外,虽然在本实施例中是在室温施加超声波的,但只要是在玻璃化转变点以下,加热也可以。
(E′)插入物切片工序
接着,使尺寸与金属箔12的图形(即天线图形)大致相同、下部是锋利刀刃的金属框20从金属箔12的上方下降,从而形成了一片一片的半导体芯片2的RFID标签(至少由RFID芯片与天线构成的结构体)。
图6是半导体芯片设置部分的RFID标签的放大图。
由于在图2的工序(C)中去除了树脂层,所以半导体芯片2与金属箔12之间有空隙。在接合可靠性的要求高时,可以在该空隙和半导体芯片周围中充填或涂敷树脂,加热使之固化。
实施例6
在实施例4和5中使用了PET(聚对苯二甲酸乙酯)和PEN(聚萘二甲酸乙二醇酯),而在本实施例中使用纸。
由于将实施例4和5的PET膜13换成了纸,所以金属箔12的成型优选利用模具的冲切加工。
可是,由于对于纸来说不存在玻璃化转变点,所以采取不产生变形或燃烧的温度。因此,考虑不需要特殊加热装置,优选室温。
Claims (9)
1.一种RFID标签的制造方法,该RFID标签中具有存储器的半导体芯片接合在天线上、且通过所述天线发送存储在该存储器中的信息,所述制造方法的特征在于下列步骤:
将由铝或铝合金构成的金属箔粘接在含有聚萘二甲酸乙二醇脂或聚对苯二甲酸乙酯的基材上;
在所述金属箔的表面上形成具有所述天线所需的图形的树脂层;
通过利用所述树脂层作为形成所述天线的抗蚀剂进行的刻蚀,除去所述金属箔的从所述树脂层暴露出的区域;
将具有金凸起的所述半导体芯片与由接合在所述基材上的所述金属箔构成的所述天线进行位置对准;
将所述半导体芯片按压在所述天线上,通过施加超声波使所述金凸起与上述金属箔接合;
其中,所述超声波在低于所述聚萘二甲酸乙二醇酯或所述聚对苯二甲酸乙醋的玻璃化转变点以下的环境下施加;和
所述树脂层是在形成所述树脂层的步骤中,在所述金属箔的表面上被固化成所述天线所需图形的光固化性树脂。
2.如权利要求1所述的RFID标签的制造方法,其特征在于:所述超声波的施加是在室温环境下进行的。
3.如权利要求1所述的RFID标签的制造方法,其特征在于形成所述树脂层的步骤包括:
在所述金属箔的所述表面上涂覆所述光固化性树脂的步骤;
利用掩模将所述光固化性树脂固化成所述天线所需的图形;以及
除去固化成所述天线所需的图形的区域以外的所述光固化性树脂。
4.如权利要求1所述的RFID标签的制造方法,其特征在于:
通过将超声波施加在所述半导体芯片的没有形成所述金凸起的一侧,由超声波产生的超声波振动使所述金凸起挤开所述天线上的所述树脂层而与该天线接触和接合。
5.如权利要求1所述的RFID标签的制造方法,其特征在于:所述天线和所述树脂层各自均形成为在所述基材的表面上具有间隙部分的形状;
各个所述间隙部分将所述基材的表面的一部分露出来,并位于所述半导体芯片的下方。
6.如权利要求5所述的RFID标签的制造方法,其特征在于:所述间隙部分位于所述半导体芯片的、穿过所述树脂层与所述天线连接的所述金凸起之间。
7.如权利要求1所述的RFID标签的制造方法,其特征在于:
所述基材由玻璃化转变点为60℃~80℃的所述聚对苯二甲酸乙酯构成,以及
所述施加超声波的步骤在低于所述基材的玻璃化转变点的温度进行。
8.如权利要求1所述的RFID标签的制造方法,其特征在于:
所述基材由玻璃化转变点为100℃~120℃的所述聚萘二甲酸乙二醇酯构成,以及
所述施加超声波的步骤以低于100℃的温度进行。
9.如权利要求1所述的RFID标签的制造方法,其特征在于还包括:
在所述半导体芯片的四周注入或涂覆热固化性树脂的步骤,以及
加热固化被注入或涂覆在所述半导体芯片的四周的所述热固化性树脂的步骤。
