Drahtbondierungsverfahren
zum Ausführen
eines Drahtbondens zwischen einem ersten Leiter (3a) und einem zweiten
Leiter (4), wobei das Drahtbondierungsverfahren die Schritte aufweist:
Ausbilden eines Bumps (6) auf dem zweiten Leiter (4) durch Ausbildung einer Kugel (5a) an einer Spitze eines Drahtes (5) und Ausführung eines Kugelbondens der Kugel (5a) mit dem zweiten Leiter (4),
Ausführen eines Keilbondens des Drahtes (5), der sich vom Bump (6) her erstreckt, so daß der Draht (5) entweder mit dem Bump (6) oder mit dem zweiten Leiter (4) gebondet, wird,
Ausführen eines ersten Bondens, bei dem der Draht (5) mit dem ersten Leiter (3a) gebondet wird, und
Ausführen eines zweiten Bondens, bei dem der Draht (5), der mit dem ersten Leiter (3a) gebondet ist, zum Bump (6) hin gewunden wird und mit dem Bump (6) gebondet wird,

Description
- Diese Anmeldung basiert auf der prioritätsbegründenden Japanischen Patentanmeldung H. 8-266372, die am 7. Oktober 1996 angemeldet wurde und deren Offenbarungsgehalt hiermit in vollem Umfang in den Offenbarungsgehalt vorliegender Anmeldung übernommen wird.
- Diese Erfindung bezieht sich auf ein Drahtbondierungsverfahren, mit dem das Drahtbonden zwischen zwei Leitern ausgeführt werden soll.
- Um das Drahtbonden zwischen einem Halbleiterchip und einer Verdrahtung auszuführen, wird normalerweise ein Kapillarrohr verwendet, durch das ein Au-Draht verläuft. Als erstes wird an der Spitze des Au-Drahtes, die vom Kapillarrohr hervorsteht, durch elektrische Entladung von einer Brennerelektrode eine Kugel ausgebildet; dann wird das Kapillarrohr über dem Halbleiterchip positioniert und das erste Bonden ausgeführt. Im Anschluß wird das Kapillarrohr über die Verdrahtung bewegt und das zweite Bonden ausgeführt; das Halbleiterchip und die Verdrahtung werden dadurch miteinander drahtgebondet.
- In dem Fall, in dem das Verdrahtungsmaterial ein Material ist, dessen Kontaktierungsvermögen mit Au-Draht schlecht ist, wie zum Beispiel Cu, Ni oder eine dünne Au-Schicht, ist es nicht möglich, das Direktbonden auf der Verdrahtung auszuführen. Aus diesem Grunde werden ein Substrat aus Ag-Überzug oder aus einem dicken Au-Überzug, oder ähnlichem vorher in dem Bereich ausgebildet, in dem das Bonden ausgeführt werden soll.
- Jedoch ist das Vorsehen von dieser Art von Substrat in der Praxis nicht zu bevorzugen; es wurde ein Verfahren entworfen, was es ermöglicht, das Direktbonden auf der Verdrahtung auszuführen, selbst wenn das Verdrahtungsmaterial ein Material ist, dessen Kontaktierungsvermögen mit Au-Draht schlecht ist.
- Die Japanische Patentoffenlegungsschrift 3-183139 offenbart ein Verfahren, bei dem Drahtbonden zwischen einem Halbleiterchip und einer Verdrahtung ausgeführt wird, indem ein Bump bzw. Vorsprung vorher auf der Verdrahtung ausgebildet wird, indem Kugelbonden ausgeführt wird, das erste Bonden auf dem Halbleiterchip vorgenommen wird und dann das zweite Bonden auf dem Bump vorgenommen wird. Bei diesem Verfahren ist es als Resultat des Bumps, der ausgebildet wird, möglich, das Direktbonden auf einer Verdrahtung auszuführen, selbst wenn das Verdrahtungsmaterial ein Material ist, dessen Kontaktierungsvermögen mit Au-Draht schlecht ist.
- Jedoch wird bei diesem Verfahren, wenn das Kugelbonden ausgeführt wird, um den Bump zu bilden, der Au-Draht vom Bump durch Nach-oben-Ziehen getrennt. Folglich formt sich, wie es in
7A gezeigt ist, auf dem Bump6 ein Schwanz A. Auch tritt es bisweilen, wenn das zweite Bonden am Bump6 ausgeführt wird, auf, daß sich als Ergebnis davon, daß der Au-Draht5 mit dem Schwanz A auf dem Bump6 gebondet wird, ein sogar noch größerer Schwanz B herausbildet, wie es in7B gezeigt ist. - Bei dieser Art von Formen der Schwänze A und B besteht beim Brechen der Schwänze A, B die Möglichkeit, daß mit einer anderen Verdrahtung ein Kurzschluß erzeugt wird. Auch wenn der Au-Draht
5 mit dem Schwanz A gebondet wird, wie es in7B gezeigt ist, wird der Au-Draht5 getrennt, indem dieser nach oben gezogen wird. Folglich tritt in der Position, in der der Au-Draht5 abgetrennt wird, Dispersion auf; Dispersion tritt daher über die Länge des Au-Drahtes, die vom Kapillarrohr hervorsteht, auf. Da gemäß Vorbeschreibung an der Spitze des Au-Drahtes eine Kugel ausgebildet wird, indem zwischen der Spitze des Au-Drahtes, die vom Kapillarrohr hervorsteht, und einer Brennerelektrode eine elektrische Entladung bewirkt wird, tritt in dem Fall, in dem eine Dispersion über die Länge des Au-Drahtes, die vom Kapillarrohr hervorsteht, vorliegt, eine Dispersion ebenfalls beim Durchmesser der Kugel auf, die an der Spitze des Au-Drahtes ausgebildet ist. Als Ergebnis ändert sich die Bondierungsfestigkeit des Drahtbondens, das im Anschluß ausgeführt wird. Auch bei einer Trennung in einer solchen Weise, daß kein Au-Draht vom Kapillarrohr hervorsteht, nachdem das Trennen ausgeführt wurde, tritt keine elektrische Entladung zwischen dem Au-Draht und der Brennerelektrode auf. In einer Drahtbondierungsvorrichtung wird der elektrische Entladungszustand der Vorrichtung überwacht; wenn zwischen dem Au-Draht und der Brennerelektrode keine elektrische Entladung auftritt, stoppt die Vorrichtung. - Somit verursacht die Ausbildung der vorstehend beschriebenen Schwänze A, B zahlreiche Probleme.
- Es ist daher die Aufgabe der vorliegenden Erfindung, ein Drahtbondierungsverfahren vorzusehen, mit dem es möglich ist, einen Draht direkt mit einem Leiter zu verbinden und die Bildung der vorstehend genannten Schwänze zu unterdrücken.
- Um diese vorstehend beschriebene Aufgabe in der vorliegenden Erfindung zu lösen, wird eine Kugel, die an der Spitze des Drahtes ausgebildet ist, mit einem zweiten Leiter kugelgebondet, um einen Bump zu bilden. Der Draht, der sich von diesem Bump aus erstreckt, wird abgetrennt, indem dieser mit dem Bump oder dem zweiten Leiter keilgebondet wird. Danach wird das erste Bonden mit einem ersten Leiter ausgeführt und dann der Draht von der Seite des ersten Leiters zum Bump gewunden und das zweite Bonden dieses Drahtes mit dem Bump ausgeführt. Durch dieses Verfahren werden der erste Leiter und der zweite Leiter miteinander drahtgebondet.
- Bei dem vorstehend beschriebenen Verfahren wird die Ausbildung einer solchen Art vom Schwanz, wie es in
7 gezeigt ist, unterdrückt, da der Draht, der sich vom Bump weg erstreckt, nach der Ausbildung des Bumps mit dem Bump oder den zweiten Leiter keilgebondet wird. Als Ergebnis wird, selbst wenn das zweite Bonden mit dem Bump ausgeführt wird, die Ausbildung einer solchen Art von Schwanz, wie es in7B gezeigt ist, unterdrückt. - Vorzugsweise wird das Keilbonden in einem Abstand von zumindest 125 μm und nicht mehr als 175 μm vom Mittelpunkt des Bumps ausgeführt; das zweite Bonden wird mit einem Abstand von 0 μm bis 20 μm vom Mittelpunkt des Bumps ausgeführt.
- Durch Verwendung dieses Aufbaus, ist es möglich, wie es in den Ergebnissen in den
5A bis5D gezeigt ist, die nachstehend beschrieben werden, sehr gute Resultate bezüglich Problemen, wie zum Beispiel der Schwanzausbildung, zu erreichen. - Ferner ist es möglich, gute Ergebnisse bezüglich solchen Problemen, wie der Schwanzausbildung, aufrechtzuerhalten, wenn das Keilbonden an der bezüglich dem ersten Leiter entgegengesetzten Seite des Bumps und mit einem Winkel vom Mittelpunkt des Bumps im Bereich von ±90°, und vorzugsweise ±45°, bezüglich einer Richtung, in der die Verwindung ausgeführt wird, vorgenommen wird.
- Diese und andere Merkmale und Eigenschaften der vorliegenden Erfindung werden beim Durcharbeiten der folgenden detaillierten Beschreibung der beiliegenden Ansprüche und der Zeichnung, die alle Teil der Anmeldung sind, deutlich.

1 zeigt den Zustand eines Halbleiterchips und einer Verdrahtung, die unter Verwendung eines Drahtbondierungsverfahrens eines bevorzugten Ausführungsbeispiels der vorliegenden Erfindung drahtgebondet wurden. - Ein Halbleiterchip
3 ist mittels einer Plättchenbefestigungspaste2 auf einer Leiterplatte (einer Platte, wie zum Beispiel einer Keramikplatte oder einer gedruckten Schaltung oder einem Leitungsgehäuse) als Plättchen befestigt. Auch ist auf der Leiterplatte1 eine Verdrahtung4 ausgebildet, die unter Verwendung eines Verdrahtungsmaterials, wie zum Beispiel Cu, Ni, eines Verdrahtungsleiters, bei dem Cu oder Ni als Primärmaterial verwendet wird (ein dicker Cu-Film, ein Cu-Überzug, ein dicker Ni-Film, ein Ni-Überzug und ähnliches) oder eines dünnen Au-Überzug, dessen Kontaktierungsvermögen mit Au-Draht5 schlecht ist, hergestellt wurde. - Bei diesem bevorzugten Ausführungsbeispiel wird, wenn ein Kontaktfleck
3a des Halbleiterchips3 und die Verdrahtung4 unter Verwendung eines Au-Drahtes5 drahtgebondet werden sollen, ein Bump6 auf der Verdrahtung4 im voraus ausgebildet. Danach wird Schleifenbonden zwischen dem Kontaktfleck3a des Halbleiterchips3 und dem Bump6 ausgeführt. - Ein Drahtbondierungsverfahren entsprechend einem bevorzugten Ausführungsbeispiel der vorliegenden Erfindung wird nun unter Bezugnahme auf die
2A bis2G beschrieben. - (Schritt von
2A ) - Mit einem Au-Draht
5 , der durch das Durchtrittsloch7a eines Kapillarrohrs7 hindurchgeführt ist, wird an der Spitze des Au-Drahtes5 , die aus dem Kapillarrohr7 hervorsteht, durch elektrische Entladung von einer Brennerelektrode8 eine Kugel5a ausgebildet. - (Schritt von
2B ) - Das Kapillarrohr
7 wird oberhalb der Verdrahtung4 positioniert und Kugelbonden ausgeführt. Ein Bump6 wird durch dieses Kugelbonden ausgebildet. - (Schritt von
2C ) - Das Kapillarrohr
7 wird hinter das Bump6 bewegt (an die zum Halbleiterchip3 entgegengesetzt liegenden Seite des Bumps6 ) und Keilbonden ausgeführt. In diesem Fall wird der Au-Draht5 , der sich vom Bump6 her erstreckt, abgetrennt, indem das Kapillarrohr7 auf die Verdrahtung4 gedrückt wird. - (Schritt von
2D ) - Das Kapillarrohr
7 wird nach oben bewegt; durch elektrische Entladung von der Brennerelektrode8 wird eine Kugel5a an der Spitze des Au-Drahtes5 ausgebildet. - (Schritt von
2E ) - Das Kapillarrohr
7 wird oberhalb des Kontaktfleckes3a des Halbleiterchips3 positioniert und erstes Bonden ausgeführt. - (Schritt von
2F ) - Der Au-Draht
5 wird gewunden und das Kapillarrohr7 oberhalb des Bumps6 positioniert; zweites Bonden wird ausgeführt. In diesem Fall sind der Mittelpunkt des Kapillarrohres7 und der Mittelpunkt des Bumps6 ausgerichtet. - (Schritt von
2G ) - Das Kapillarrohr
7 wird nach oben bewegt; eine Kugel5a wird an der Spitze des Au-Drahtes5 durch elektrische Ent ladung von der Brennerelektrode8 ausgebildet; mit dem nächsten Drahtbonden wird begonnen. - Es ist festzuhalten, daß beim Drahtbondierungsverfahren des bevorzugten Ausführungsbeispiels eine Ultraschallwelle (US-Welle) auf die Abschnitte, die drahtgebondet werden sollen, aufgebracht wird, wenn jede der Bondierungsschritte ausgeführt wird.
- Beim Drahtbondierungsverfahren, das vorstehend beschrieben wurde, wird, nachdem der Bump
6 durch Kugelbonden ausgebildet ist, Keilbonden auf der Verdrahtung hinter dem Bump6 ausgeführt. Daher wird der Au-Draht5 , der sich vom Bump6 her erstreckt, hinter das Bump6 gebogen; die Art von Schwanz A, die in7A gezeigt ist, bildet sich nicht. - Auch wenn das zweite Bonden auf dem Bump
6 ausgeführt wird, wie es in3A gezeigt ist, wird das Kapillarrohr7 so positioniert, das ein gekrümmter Abschnitt6a des Au-Drahtes5 , der sich vom Bump6 her erstreckt, in das Loch7a des Kapillarrohres7 eintritt. Da der gekrümmte Abschnitt6a als Ergebnis der Bewegung des Kapillarrohres7 zum Bump6a hin durch die Innenwand des Loches7a in Richtung des Pfeiles in der Figur gedrückt wird, werden dann der Au-Draht5 und der gekrümmte Abschnitt6a miteinander gebondet, wobei der Au-Draht5 durch die Innenwand der anderen Seite des Loches7a gequetscht wird. Wenn das Kapillarrohr7 nach oben bewegt wird und der Au-Draht5 gezogen wird, wie es in3B gezeigt ist, wird der Au-Draht5 an der Position des oberen Endabschnitts des Bondierungsabschnitts zum gekrümmten Abschnitt6a abgetrennt (die Position, die in der Fig. durch eine gestrichelte Linie gezeigt ist). - Daher bildet sich ein Schwanz B von der Art, wie diese in
7B gezeigt ist, nicht. Da die Position, an der der Au-Draht5 abgetrennt wird, an der Position des oberen Endabschnitts des Bondierungsabschnitts im wesentlichen festgelegt ist, ist die Länge des Au-Drahtes5 , die vom Kapillarrohr7 vorsteht, ebenfalls im wesentlichen festgelegt. Wenn das nächste Drahtbonden ausgeführt wird (siehe den Schritt von2G ), kann als Ergebnis eine elektrische Entladung von der Brennerelektrode8 genau bewirkt werden. - Als nächstes werden Einzelheiten, die betrachtet werden, um das Drahtbonden, das vorstehend beschrieben wurde, optimal auszuführen, erläutert.
- Die untersuchten Parameter waren der Abstand PT (siehe
4A ) zwischen dem Mittelpunkt des Bumps6 und dem Mittelpunkt des Kapillarrohres7 bei der Ausführung des Keilbondens, der Abstand LT (siehe4B ) zwischen dem Mittelpunkt des Bumps6 und dem Mittelpunkt des Kapillarrohres7 bei der Ausführung des zweiten Bondens, der Winkel θ (siehe4C ) der Keilbondierungsrichtung bezüglich der Windungsrichtung des Au-Drahtes5 und die Richtung des Aufbringens von Ultraschallwellen (US-Wellen) siehe4D ) bezüglich der Windungsrichtung des Au-Drahtes5 . Die4C und4D sind Ansichten der Leiterplatte1 bei Betrachtung von oben. Wie es in4D gezeigt ist, wird der Fall, in dem die Aufbringrichtung der Ultraschallwellen zur Windungsrichtung senkrecht verläuft, "US-senkrecht" genannt und der Fall, in dem diese zur Windungsrichtung parallel verläuft, "US-parallel". - Die
5A bis5D zeigen Ergebnisse, die in einem Experiment erhalten wurden, das mit unterschiedlichen Werten von PT und LT (Einheiten: μm) für jede der vier Kombinationen der Fälle des Winkels θ gleich 0° und θ gleich 45° und die Fälle von US-senkrecht und US-parallel ausgeführt wurde, um die Häufigkeit der Schwanzbildung und die Stillstandshäufigkeit der drei Bondierungsvorrichtungen zu untersuchen. Die Anzahl der Proben in jedem Fall war 40; die Zahlen oberhalb der gestrichelten Linien zeigen die Anzahl der Beispiele mit Schwanzbildung bezüglich den 40 Beispielen an; die Zahlen unterhalb der gestrichelten Linien zeigen die Male des Stillstandes bzw. des Stoppens der Drahtbondierungsvorrichtung an. Wenn der Au-Draht beim zweiten Bondieren abgetrennt wurde, wurde visuell überprüft, ob die Position der Abtrennung oberhalb des oberen Endabschnitts des gekrümmten Abschnitts6a gelegen hat oder nicht; wenn die Abtrennposition oberhalb des oberen Endabschnitts des gekrümmten Abschnitts6a gelegen hat, wurde davon ausgegangen, daß ein Schwanz ausgebildet wurde. - In den Abschnitten der Tabellen, die mit Diagonallinien gezeigt sind, traten entweder eine Schwanzbildung oder ein Stillstand der Drahtbondierungsvorrichtung auf. Somit wurde, wie es den Ergebnissen, die in den
5A und5B gezeigt ist, abgesichert, das die Schwanzbildung und der Stillstand der Drahtbondierungsvorrichtung dadurch beseitigt wurden, indem PT zumindest 125 μm und nicht größer als 175 μm gestaltet wurde und LT 0 μm bis 20 μm gestaltet wurde. - Selbst wenn der Winkel θ der Keilbondierungsrichtung bezüglich der Windungsrichtung bei 45° groß gestaltet wurde, wie es in den
5C und5D gezeigt ist, ist es, wenn sich PT und LT in den vorstehend bestimmten Bereichen befinden, möglich, die Schwanzbildung und den Stillstand der Drahtbondierungsvorrichung zu beseitigen. Da Winkel in Minusrichtung die gleichen Ergebnisse zur Folge haben, können die gleichen Ergebnisse erreicht werden, wenn der Winkel θ nicht größer als ±45° ist. - Ergebnisse die erhalten werden, wenn ein einseitiger Test der Zugfestigkeit (ein Festigkeitstest, bei dem der Au-Draht
5 bei 60° gezogen wird, wie es in6A gezeigt ist) bei dem zweiten Bonden des Au-Drahtes5 mit dem Bump6 ausgeführt wurde, sind in6B gezeigt. Diesen Ergebnis sen kann entnommen werden, daß eine ausreichende Festigkeit (die Festigkeit kann als zufriedenstellend betrachtet werden, wenn diese über 10 g beträgt) sowohl im Fall von US-parallel als auch im Fall von US-senkrecht erhalten wird. - Im vorstehend beschriebenen, bevorzugten Ausführungsbeispiel wird Schleifenbonden unmittelbar nach der Ausbildung eines Bumps
6 ausgeführt; alternativ dazu kann jedoch eine vorbestimmte Anzahl an Bumps6 als erstes ausgebildet werden und danach Schleifenbonden all dieser Bumps6 im Anschluß ausgeführt werden. - Auch kann die Erfindung nicht nur bei Drahtbonden zwischen einem Halbleiterchip
3 und einer Verdrahtung4 angewendet werden, sondern auch für Beispiele des Drahtbondens zwischen zwei Halbleiterchips oder zwischen zwei Verdrahtungen. - Die Materialien für den Draht und die Verdrahtung können andere als die vorstehend genannten sein; der Draht, der für die Kugelbonden verwendet wird, kann aus einem anderen Material als der Draht, der für das Schleifenbonden verwendet wird, sein.
- Obwohl im vorstehend beschriebenen, bevorzugten Ausführungsbeispiel das Kapillarrohr
7 auf die Verdrahtung4 gedrückt wird, um den Au-Draht5 , der sich vom Bump6 her erstreckt, zu trennen, kann der Au-Draht5 auch alternativ getrennt werden, indem das Kapillarrohr7 auf den Bump6 gedrückt wird. - Auch ist der Winkel θ der Keilbondierungsrichtung nicht auf ±45°, die im vorstehend beschriebenen, bevorzugten Ausführungsbeispiel genannt sind, beschränkt. Auch wenn es einige Unterschiede bei der Herstellungsergiebigkeit geben wird, kann das Keilbonden an einer beliebigen Position um den Bump
6 herum ausgeführt werden (θ = 360°). Ein bevor zugter Bereich für das Keilbonden, das auszuführen ist, ist der Winkelbereich von ±90° (θ = ±90°) vom Mittelpunkt des Bumps6 bezüglich der Windungsrichtung des Au-Drahtes5 auf der bezüglich dem Kontaktfleck3a entgegengesetzten Seite des Bumps6 . - Eine Kugel wird somit an der Spitze eines Au-Drahtes, die von einem Kapillarrohr hervorsteht, ausgebildet. Das Kapillarrohr befindet sich über einer Verdrahtung; Kugelbonden wird ausgeführt, um einen Bump auf der Verdrahtung auszubilden. Das Kapillarrohr wird dann neben den Bump bewegt und Keilbonden ausgeführt. Als nächstes wird das Kapillarrohr nach oben bewegt und eine weitere Kugel an der Spitze des Au-Drahtes ausgebildet; erstes Bonden des Au-Drahtes mit einem Kontaktfleck eines Halbleiterchips wird ausgeführt. Der Au-Draht wird dann gewunden und das Kapillarrohr über dem Bump positioniert; zweites Bonden wird ausgeführt. Als Ergebnis ist die Ausbildung von Schwänzen am Bump verhindert.
Claims (13)
- Drahtbondierungsverfahren zum Ausführen eines Drahtbondens zwischen einem ersten Leiter (
3a ) und einem zweiten Leiter (4 ), wobei das Drahtbondierungsverfahren die Schritte aufweist: Ausbilden eines Bumps (6 ) auf dem zweiten Leiter (4 ) durch Ausbildung einer Kugel (5a ) an einer Spitze eines Drahtes (5 ) und Ausführung eines Kugelbondens der Kugel (5a ) mit dem zweiten Leiter (4 ), Ausführen eines Keilbondens des Drahtes (5 ), der sich vom Bump (6 ) her erstreckt, so daß der Draht (5 ) entweder mit dem Bump (6 ) oder mit dem zweiten Leiter (4 ) gebondet, wird, Ausführen eines ersten Bondens, bei dem der Draht (5 ) mit dem ersten Leiter (3a ) gebondet wird, und Ausführen eines zweiten Bondens, bei dem der Draht (5 ), der mit dem ersten Leiter (3a ) gebondet ist, zum Bump (6 ) hin gewunden wird und mit dem Bump (6 ) gebondet wird, wobei das Keilbonden an einer bezüglich dem ersten Leiter (3a ) entgegengesetzten Seite des Bumps (6 ) und mit einem Winkel bezüglich einem Mittelpunkt des Bumps (6 ) in einem Bereich von ±90° bezüglich einer Richtung, in der der Draht (5 ) gewunden ist, ausgeführt wird. - Drahtbondierungsverfahren nach Anspruch 1, wobei das Keilbonden an einer bezüglich dem ersten Leiter (
3a ) entgegengesetzten Seite des Bumps (6 ) und mit einem Winkel bezüglich einem Mittelpunkt des Bumps (6 ) in einem Bereich von ±45° bezüglich einer Richtung, in der der Draht (5 ) gewunden ist, ausgeführt wird. - Drahtbondierungsverfahren nach Anspruch 1, wobei das Keilbonden mit einem Abstand von zumindest 125 μm und nicht mehr als 175 μm von einem Mittelpunkt des Bumps (
6 ) ausgeführt wird. - Drahtbondierungsverfahren nach Anspruch 3, wobei das zweite Bonden mit einem Abstand von 0 μm bis 20 μm vom Mittelpunkt des Bumps (
6 ) ausgeführt wird. - Drahtbondierungsverfahren nach Anspruch 4, wobei das Keilbonden an einer bezüglich dem ersten Leiter (
3a ) entgegengesetzten Seite des Bumps (6 ) und mit einem Winkel bezüglich einem Mittelpunkt des Bumps (6 ) in einem Bereich von ±45° bezüglich einer Richtung, in der der Draht (5 ) gewunden ist, ausgeführt wird. - Drahtbondierungsverfahren zum Ausführen eines Drahtbondens zwischen einem ersten Leiter (
3a ) und einem zweiten Leiter (4 ) unter Verwendung eines Kapillarrohres (7 ), das einen Draht (5 ) aufweist, der durch ein in diesem ausgebildetes Durchtrittsloch (7a ) verläuft, wobei das Drahtbondierungsverfahren die Schritte aufweist: Ausbilden eines Bumps (6 ) auf dem zweiten Leiter (4 ) durch Ausbildung einer Kugel (5a ) an einer Spitze des Drahtes (5 ), die vom Kapillarrohr (7 ) vorsteht, und anschließendes Ausführen eines Kugelbondens der Kugel (5a ) mit dem zweiten Leiter (4 ), Trennen des Drahtes (5 ), der sich vom Bump (6 ) her erstreckt, durch seitliches Bewegen des Kapillarrohres (7 ) und Drücken des Drahtes (5 ) entweder auf den Bump (6 ) oder auf den zweiten Leiter (4 ), Ausführen eines ersten Bondens, bei dem der Draht (5 ) mit dem ersten Leiter (3a ) gebondet wird, und Ausführen eines zweiten Bondens, bei dem sich das Kapillarrohr (7 ) über den Bump (6 ) bewegt, der Draht, der mit dem ersten Leiter (3a ) drahtgebondet ist und durch das Durchtrittsloch (7a ) des Kapillarrohres (7 ) verläuft, mit dem Draht (5 ), der sich vom Bump (6 ) aus erstreckt, gebondet wird und der Draht (5 ), der durch das Durchtrittsloch (7a ) verläuft, an einem Abschnitt, der mit dem sich vom Bump (6 ) her erstreckenden Draht (5 ) gebondet ist, abgetrennt wird, wobei der Draht (5 ) an einer bezüglich dem ersten Leiter (3a ) entgegengesetzten Seite des ersten Bumps (6 ) entweder auf den Bump (6 ) oder auf den zweiten Leiter (4 ) und mit einem Winkel von einem Mittelpunkt des Bumps (6 ) in einem Bereich von ±90° bezüglich einer Richtung, in die das Kapillarrohr (7 ) vom ersten Leiter (3a ) zum Bump (6 ) bewegt wird, gedrückt wird. - Drahtbondierungsverfahren nach Anspruch 6, wobei der Draht (
5 ) an einer bezüglich dem ersten Leiter (3a ) entgegengesetzten Seite des ersten Bumps (6 ) entweder auf den Bump (6 ) oder auf den zweiten Leiter (4 ) und mit einem Winkel von einem Mittelpunkt des Bumps (6 ) in einem Bereich von ±45° bezüglich einer Richtung, in die das Kapillarrohr (7 ) vom ersten Leiter (3a ) zum Bump (4 ) bewegt wird, gedrückt wird. - Drahtbondierungsverfahren nach Anspruch 6, wobei der Draht entweder auf den Bump (
6 ) oder auf den zweiten Leiter (4 ) mit einem Abstand von zumindest 125 μm und nicht mehr als 175 μm von einem Mittelpunkt des Bumps (6 ) gedrückt wird. - Drahtbondierungsverfahren nach Anspruch 8, wobei das zweite Bonden mit einem Abstand von 0 μm bis 20 μm vom Mittelpunkt des Bumps (
6 ) ausgeführt wird. - Drahtbondierungsverfahren nach Anspruch 9, wobei der Draht (
5 ) an einer bezüglich dem ersten Leiter (3a ) entgegengesetzten Seite des ersten Bumps (6 ) entweder auf den Bump (6 ) oder auf den zweiten Leiter (4 ) und mit einem Winkel von einem Mittelpunkt des Bumps (6 ) in einem Bereich von ±45° bezüglich einer Richtung, in die das Kapillarrohr (7 ) vom ersten Leiter (3a ) zum Bump (6 ) bewegt wird, gedrückt wird. - Drahtbondierungsverfahren zum Ausführen eines Drahtbondens zwischen einem ersten Leiter (
3a ) und einem zweiten Leiter (4 ) unter Verwendung eines Kapillarrohres (7 ), das einen Draht (5 ) aufweist, der durch ein in diesem ausgebildetes Durchtrittsloch (7a ) verläuft, wobei das Drahtbondierungsverfahren die Schritte aufweist: Ausbilden eines Bumps (6 ) auf dem zweiten Leiter (4 ) durch Ausbildung einer Kugel (5a ) an einer Spitze des Drahtes (5 ), die vom Kapillarrohr (7 ) vorsteht, und anschließendes Ausführen eines Kugelbondens der Kugel (5a ) mit dem zweiten Leiter (4 ), Trennen des Drahtes (5 ), der sich vom Bump (6 ) her erstreckt, durch seitliches Bewegen des Kapillarrohres (7 ) und Drücken des Drahtes (5 ) entweder auf den Bump (6 ) oder auf den zweiten Leiter (4 ), Ausführen eines ersten Bondens, bei dem der Draht (5 ) mit dem ersten Leiter (3a ) gebondet wird, und Ausführen eines zweiten Bondens, bei dem sich das Kapillarrohr (7 ) über den Bump (6 ) bewegt, der Draht, der mit dem ersten Leiter (3a ) drahtgebondet ist und durch das Durchtrittsloch (7a ) des Kapillarrohres (7 ) verläuft, mit dem Draht (5 ), der sich vom Bump (6 ) aus erstreckt, gebondet wird und der Draht (5 ), der durch das Durchtrittsloch (7a ) verläuft, an einem Abschnitt, der mit dem sich vom Bump (6 ) her erstreckenden Draht (5 ) gebondet ist, abgetrennt wird, wobei der Draht (5 ), der sich vom Bump (6 ) her erstreckt, einen gekrümmten Abschnitt (6a ) hat und das Kapillarrohr (7 ) bewegt wird, um den gekrümmten Abschnitt (6a ) des Drahtes (5 ) im Durchtrittsloch (7a ) aufzunehmen und den gekrümmten Abschnitt (6a ) auf einen Draht (5 ) in dem Durchtrittsloch (7a ) durch eine Innenwand des Durchtrittsloches (7a ) zu drücken, wodurch der Draht (5 ) im Durchtrittsloch (7a ) mit dem gekrümmten Abschnitt (6a ) des Drahtes (5 ), der sich vom Bump (6 ) her erstreckt, beim zweiten Bonden gebondet wird. - Drahtbondierungsverfahren nach Anspruch 1 oder 6, wobei der erste Leiter (
3a ) und der zweite Leiter (4 ) auf einer Leiterplatte ausgebildet sind und wobei vor einem Ausbilden des Bump (6 ) auf dem zweiten Leiter (4 ) ein Halbleiterchip (3 ) auf der Leiterplatte (1 ) als Plättchen befestigt wird. - Drahtbondierungsverfahren nach Anspruch 12, wobei der erste Leiter (
3a ) ein Kontaktfleck des Halbleiterchips (3 ) ist.
